چکیده

We study the trapping kinetics of oxide traps and the subsequent degradation in p-channel MOSFET under bias temperature stress and in presence of random discrete dopants. Using our simulator Minimos-NT we self-consistently undertake time-dependent simulations of defect creation employing our multistate non-radiative multi phonon model. We find that random discrete dopants shift and broaden the distribution of the trapping time constants resulting in lower ∆Vth than one would obtain without random discrete dopants. Additionally, the influence of self-consistency on the trapping kinetics is investigated.

DISTRIBUTED SIMULATION of TRANSITIONAL NANOSCALE CHANNEL FLOWS by a DSMC METHOD with an ENHANCED RELIABILITY

By distributed simulations on several parallel clusters low flow velocities were resolved. Through application of a hybrid technique important features of a complex channel flow for Winchester-type disc storage devices were established. The two new developed fault tolerant algorithmic procedures for diminishing bad consequences of possible node and link failures increased reliability of such di...

Design of low power random number generators for quantum-dot cellular automata

Quantum-dot cellular automata (QCA) are a promising nanotechnology to implement digital circuits at the nanoscale. Devices based on QCA have the advantages of faster speed, lower power consumption, and greatly reduced sizes. In this paper, we are presented the circuits, which generate random numbers in QCA.  Random numbers have many uses in science, art, statistics, cryptography, gaming, gambli...

Numerical Simualtion of Nanoscale Semiconductor Devices

Device modeling of novel semiconductor devices requires adapted physical models which include quantum mechanical effects. The quantum hydrodynamic as well as the quantum drift diffusion model offers effective possibilities for the simulation of nanoscale devices, particularly if tunneling processes appear. The models can be implemented effectively in conventional device simulation systems.

High Efficiencies in Nanoscale Poly(3-‎Hexylthiophene)/Fullerene Solar Cells

A modified morphology was introduced for poly(3-hexylthiophene):phenyl-C71-butyric acid methyl ester (P3HT:PC71BM) bulk heterojunction (BHJ) solar cells by thermal and solvent annealing treatments in the presence of hydrophilic-hydrophobic block copolymers. Power conversion efficiency (PCE) plummet was prohibited during both thermal and solvent treatments for all BHJ devices modified wit...

Nanoscale electrothermal co-simulation: compact dynamic models of hyperbolic heat transport and self-consistent device Monte Carlo

Two problems in the self-consistent, electrothermal co-simulation of nanoscale devices, are discussed. It is shown that the construction of dynamic compact thermal models for nanoscale devices, based on solution of the hyperbolic (wavelike) heat transport equation, can follow essentially the same approach as the authors’ analytical thermal impedance matrix method for the parabolic (diffusive) e...
